We have fabricated tunneling transit time (TUNNETT) diode with fundamental-mode oscillation in the frequency up to 706 GHz. Some inspection applications have been demonstrated using the feature of TUNNETT as predominant stability of the power and the frequency. The microanalysis of albumin bovine has been performed at picomole level. This method has been applied to detect the sugar levels in serum. A scanning millimeter-wave imaging has been demonstrated for an inspection of human liver tissue containing cancer cells with a special resolution at 0.3 mm.
