Resonant-cavity-enhanced avalanche photodetection is observed at 1.3 /spl mu/m using a vertical-cavity surface-emitting laser incorporating InGaAsN quantum wells. Detection of modulated optical waveforms at data rates up to 10 Gbs/sup -1/ is successfully demonstrated.
