In the late of 1980s, Mitsubishi Electric introduced the concept of 'Intelligent Power Module' and manufactured the first generation IPM, integrating dedicated driver and protection circuits with the IGBT in an appropriate packaging. Since that time, Mitsubishi Electric has developed 5 generations of IPMs up to the present. It are presented the latest technologies of 5th generation IPM. The latest IGBT chip technology Full Gate CSTBTTM can achieve the best trade-off relationship between saturation voltage and turn-off power loss. The new series IPM offers significant improvement in VCE(sat), reducing to 1.75V from more than 1.9V for conventional ones , by keeping the Eoff almost at the same level. New integrating technology is also applied to optimize the protection functions. In addition, reliability of power cycle and thermal cycle are improved, too. IPM concept is widely accepted on the market and its reliability is proven since many years of experience in volume production. It is introduced the electric vehicle application of IPM and gives an example of EV inverter made by Shanghai Edrive, a leading company who mainly engages in R&D manufacture of EV inverters in China. Some test results are also shown.
