In this paper the authors report about newly developed silicon protection diodes for multi-junction solar cells for high temperature space missions. The development was mainly driven by the requirements set by the European/Japanese space mission 'BepiColombo' which is going to approach planet Mercury. While the engineering model tests are currently running, maximum rating tests have already been performed showing that the diodes are able to withstand temperatures well beyond 300 deg C without degradation.
