Environmental conditions such as high ambient temperatures and exposure to mechanical shocks as well as certain drive cycles, require special attention to the mechanical and electrical characteristic of power modules to guarantee full performance and a high degree of reliability over the entire lifetime. The aspects and failure modes of Power and Thermal Cycling, material selection, arid electrical characteristics are discussed. Since more than a decade IGBT (Insulated Gate Bipolar Transistor) modules are commonly used in various industrial applications. Therefore, their specific and environmental conditions are well known. Consequently, the IGBT modules are designed to provide an optimum in costperformance ratio as well as suitable reliability for the dedicated application. Since automotive applications having highest demand on reliable power semiconductor modules, today's suppliers have to guarantee and fulfill such market requirements. With its HybridPACK and PrimePACK families, Infineon offers power semiconductor modules, which are optimized in performance and cost. Additionally, Infineon continues to invest further in the research and development of tomorrows IGBT modules, which provide increased reliability at even more demanding conditions for power density and ambient temperatures.
