It is demonstrated by theory and simulation that photoactive layers placed in a VCSEL cavity eliminate relaxation oscillations, by reversing the negative carrier/photon density time correlation (carrier depletion) to positive. The sign reversal and oscillation suppression depends mainly on the layer doping parameters, and only weakly on the laser power.
