Significant improvements in the threshold current density and in the slope efficiency of GaAs quantum cascade lasers are obtained by using dielectric waveguides based on Al/sub x/Ga/sub 1-x/As and Ga/sub 0.49/In/sub 0.51/P cladding layers.
