In the terahertz (THz) frequency range, compact and coherent solid-state light sources are required for various applications. In this paper, a resonant tunneling diode oscillator integrated with a slot antenna, its oscillation in sub-THz range, and feasibility of the terahertz oscillation are reported. Theoretical characteristics of the fabricated device were in very good agreement with measurements. Higher oscillation frequency beyond 1 THz is feasible from this result. Proposal of a THz three-terminal device is also shown.
