Room-temperature oscillation of resonant tunneling diodes integrated with planar slot antenna is reported. Fundamental mode up to 0.6THz with 8¿W and harmonics up to 1.02THz with 0.6¿W are obtained. Fundamental oscillation up to 2.4THz and 70¿W at lTHz are theoretically expected by structure optimization. Voltage-controlled oscillation and mutual injection locking for power combining are also shown.
