Efficient intracavity nonlinear interaction of laser modes in quantum cascade lasers with integrated resonant nonlinear optical intersubband transitions is discussed. Second-harmonic generation at 4.5 /spl mu/m with a peak power of 240 /spl mu/W has been demonstrated.
