We demonstrate a GaInNAs semiconductor saturable absorber mirror (SESAM) self-starting and passively mode-locking a sub-10-ps Nd:YLF laser at 1.3 /spl mu/m. The SESAM's low saturation fluence and negligible nonsaturable losses support stable mode locking.
