We demonstrate stable multiGHz rate picosecond pulse generation by passive mode-locking of an extended cavity VCSEL which incorporates a saturable Bragg reflector mirror into a device, designed here as a high power 980 nm InGaAs multiple quantum-well vertical cavity source.
