Recent progress in solar cell technology for the large scale production of space qualified (AlGa)As-GaAs solar cells is reviewed. The economic benefits offered by the cells in space power systems, especially for application at high temperatures and in high radiation, environments, have accelerated the pace of manufacturing technology development. Several aspects of cell fabrication, including economical large scale production and the methods for ensuring the long term reliability of the cell's components,such as the contacts, are discussed. Recent results on radiation damage and thermal annealing of the damage at temperatures of the order of 200 Cel further enhance the prospects for early utilization of GaAs cells in space missions.
