The design principle of P/sup +/NN/sup +/ structure IMPATT pulse diode, fabrication technology, microwave circuit structure of oscillators and pulse modulators are presented in this paper. The frequency chirp effect during the bias pulse is explained and the way of reducing frequency chirp bandwidth is proposed.
