This paper introduces the state of the art Power MOSFETs technologies in EV (Electric Vehicles) and HEV(Hybrid Electric Vehicles) applications, showing that for the Mild Hybrid segment, where medium voltage devices (200-300 V) apply, the MDmesh technology is the most competitive power device. From the results of comparison, which show that by a 200V Power MOSFET technology, the gain versus state of the art IGBT is about -50 %, when considering the total power losses. It can be anticipated that with 300 V MDmesh devices for Power level up to 25 KW, a Power MOSFET technology can be the selected as power device for the traction inverter in Mild Hybrid vehicles.
