A high voltage, fault tolerant PMOS transistor and matched BiModal SCR (silicon controlled rectifier) have solved the unique integration challenges presented by applications in automotive electronics. These include load dump, reverse battery, and short to battery protection. Often, these demands require multi-well isolation precluding the use of a standard CMOS process technology. This work presents a novel SoC (system on chip) type of solution that has been implemented in a mature single well technology. This further provides a reliability and cost structure more desirable to the end customer.
