A traveling-wave Mach-Zehnder type electro-optic modulator using InAs/InGaAs columnar quantum dots is fabricated. The device has the measured modulation efficiency of 333.3 /spl deg//V/spl middot/mm for TE mode and 300 /spl deg//V/spl middot/mm for TM mode at 1.31 /spl mu/m.
