In this paper, device design and process development for 200 and 600V GaAs rectifiers are described. Recovery time (trr) and I-V results of fabricated diodes were presented as a function of temperature illustrating the significant electrical stability of GaAs which will allow extension of the operating temperature range. Comparisons were drawn for 200 and 600V GaAs rectifiers against Si devices with the same current and voltage rating. GaAs which can be rated at above 200 Grad C and allow several times larger operating frequency is described as a material that is capable of improving, if not revolutionizing, most aspects of power electronics in terms of power efficiency, density and quality. Practical examples of circiut applications of GaAs rectifiers which allow power processing at more than three times the frequency of Si devices, and more than 40 % reduction of power loss are described. The devices investigated show GaAs as superior rectifier device for 48 DC-DC converters, PFC Boost circuits, and IGBT-anti parallel diodes for motor control applications.
