A new packaging and assembly technology for mechatronics has been developed that enables the flip-chip assembly of a mixed digital/analogue microcontroller together with a smart power bridge on an insulated metal substrate (IMS). The particular features of this multi-chip module are the backside contact of the four power chips, the excellent thermal capabilities, the high reliability that fulfills the automotive qualification standards, and the functional complexity. The IMS multi-chip module is mounted into an overmolded lead frame that features the electrical and mechanical interconnection to the vehicle network and power supply on one side, and to the motor on the other side. The resulting mechatronic connector is directly plugged onto a DC motor. It can drive a 150 W motor with up to 30 A peak current and features functions such as speed and torque control by pulse-width-modulation, stall detection, diagnostics of motor failures, as well as thermal and electrical protection. The operating parameters can be adapted to the specific requirements of various applications by the controller software. The communication software provides the link to vehicle network. The functionality and reliability of the mechatronic module have been tested and proven in an automotive environment.
