Heterostructure GaAlAs-GaAs solar cells have been fabricated by Liquid Phase Epitaxy using supercooled melts. In this paper we present the technology used, experimental results, analytical models of space degradation of GaAlAs/GaAs solar cells and a preliminary analysis of bulk graded band-gap structure under high polarisation.
