The paper reports on research efforts and achievements on high-performance AlGaN-based SB photodiodes (PDs). Schottky, p-i-n, and MSM structures were designed, fabricated and characterized. SB detectors with record low dark current density, solar-blind detectivity, and 3-dB bandwidth performance are demonstrated.
