High power density is required for IGBT module used in EV/HEV (electric and hybrid vehicle) inverter system in order to downsize the system size. To meet the demand, we have developed newly high power density 6-pack IGBT module with high thermal conductivity technology has been developed. We applied direct cooling system to eliminate thermal resistance of the thermal grease and optimized the cooling fin and liquid jacket. We also applied Si3N4 (Silicon nitride) insulated substrate that have higher thermal conductivity than the conventional Al2O3 (Aluminum oxide) insulated substrate, and developed new solder material. Newly developed IGBT module has great possibilities for high performance EV/HEV inverter system.
